Well, I (undoubtedly along with many others) was going to vote for Khan. He was one of the coolest villains...so good that he got reprised for a feature film (and even got title billing). His fame has spread throughout the universe...what planet hasn't seen someone doing a Shatner parody of the infamous "screaming to the heavens scene".

Ming the Merciless woulda been a contender for his threat to entire worlds, but he's been portrayed in the movies in pretty dorky fashion. Same for Galactus in the second FF film.

I have to throw in a vote for Dr. Sevrin in The Way To Eden for a strong contender for most annoying villain. Between his cauliflower ears & the horrible hippyish music played by his disciples, he inspired true revulsion.

Soaron and Blastaar from Captain Power. Blastaar actually scared the shit out of me when I was a kid! Sadly, I can't even find any good images of them on the net.

^ Yep. Tooms was a close second for me out of the X-files universe. I can't associate that actor with anything but. I'm sure he appreciates that.

Oh yes Tooms.

I found early X-Files (this is especially the first season) the best.

Episodes like that Tooms was really great

I think I enjoyed the Spike/Drusilla/Angelus second season of Buffy the most if I can choose that combination pack.

ETA: I know you can draw a line between sci-fi and fantasy and Buffy would be on the fantasy side. I read this (given what people have chosen) to be the more inclusive sci-fi/fantasy genre that we're talking about, thus Buffy villain is my choice.
